Anton Chigruh from No Country For Old Men might be my favorite villain, perhaps because of how he has no sympathetic backstory and no real reason. He just kills people. You would not be able to reason with him and you would not be able to stop him. He's just terrifying. The main thing that holds it together is Javier Bardem's performance, which is so convincing.
My Number Two might be the character that Orson Welles plays in The Third Man (to say who it is would be spoiling the movie), perhaps purely for this line:
“In Italy, for thirty years under the Borgias, they had warfare, terror, murder and bloodshed, but they produced Michelangelo, Leonardo da Vinci and the Renaissance. In Switzerland, they had brotherly love, they had five hundred years of democracy and peace – and what did that produce? The cuckoo clock.”

Handsome Jack from Borderlands 2 is pretty cool.

My favorite villain as of right now is Cyrus from Pokemon D/P/Pl, he's the leader of Team Galactic. He's freaking crazy, he almost erased the universe using the personifications of time and space! He did get what he wanted in the end, (He wanted a universe of his own) which is nice.

Tord, Paul, and Patryk/Eduardo, Jon, and Mark (Eddsworld)

Scar/Shenzi, Banzai, and Ed (The Lion King)

Tigerstar, Scourge, Darkstripe, Hawkfrost, Mapleshade, Hollyleaf, and Sol (Warriors)

Bellwether (Zootopia)

I think I have too many (this was only off the top of my head, and some of these characters are more “henchmen” than villains themselves).. I even have a few characters that are villains (My favorites are probably Vincent, Saber, Lobo, Lykoi, Crow, Specter, Badger, Lilly, and Kal)
Generally I think villain characters are pretty cool..

Actually mainly only the villains from the older movies died like that (plus Bellweathetr lived)
